A lead frame is a semiconductor circuit printed onto a flexible base material. It is the base component of a micromodule.
Lead frames generally include two sides: a contact side to which the application is connected (readers) and the bonding side which receives the die. The die is wire-bonded on the bonding side with gold wires which connect to the contact side, attached and protected by a resin globe top
The printed circuit can be single sided, double single sided or double sided plated through holes, the last one’s advantage being its highest reliability. Depending on their applications, their technologies and reliability levels are different.
